Finite element analysis of valence band structures in quantum wires

Abstract

The multiband effective-mass theory was used for investigating the valence band structures with spin-orbit (SO) coupling of quantum wires (QWR). The calculation procedure was based on finite element method (FEM) and finite difference method (FDM) without SO coupling, the results of which were compared. The SO coupling effect did not change subband energies and the trends of the subband dispersions in QWR with small strains. The SO coupling in QWR with larger strains affected the subband energies of all states including the first state. It was found that due to the coupling effect, the matrix elements for the TE polarization were greatly increased.
