Piezoelectric effects on many-body optical gain of zinc-blende and wurtzite GaN/AlGaN quantum-well lasers

Abstract

The optical and electronic properties with the piezoelectric effects for (001)-, (111)-oriented zinc-blend (ZB), and (0001)-oriented wurtzite (WZ) structures are experimentally investigated. The self-consistent (SC) models shows that the many-body optical gain of (111)-oriented ZB and (0001)-oriented WZ quantum well lasers is reduced largely due to the PZ field. The ZB and WZ QW are found to have nearly the same threshold current density Jth below 2 kA/cm2. On the other hand, at a higher threshold gain level, the (001)-oriented ZB QW structure has a lower threshold current density than (111)-oriented ZB and (0001)-oriented WZ QW because the three QW shows similar Beff coefficient at higher carrier densities.
